Rethinking Advanced Packaging for Strategic Markets

Advanced packaging is becoming essential to integrate more functionality into increasingly complex systems. But how can these technologies be made economically viable for low- and medium-volume applications?Régis Hamelin (Blumorpho) talks with Wilfrid Aklamavo, CTO of SERMA Microelectronics, one of Europe’s few OSATs primarily serving sovereign markets such as aerospace and defence. These applications demand highly robust and proven technologies for operation in harsh environments, while increasingly requiring the higher levels of integration enabled by advanced packaging.
The challenge is that advanced packaging is closely connected to front-end processes and often relies on high-volume economics — the opposite of the markets served by SERMA.
On the agenda: the specific requirements of these applications, the lab-to-fab gap, and how SERMA is adapting technologies and processes to make advanced packaging viable at lower volumes. Participants will gain insight into both the challenges and opportunities for European advanced packaging.
